The talk is devoted to the properties of two-dimensional electron system (2DES) in AlGaN/GaN. Its subjects are the following. Energy spectrum and density of states of a three dimensional electron gas in bulk semiconductors. Size quantization effect. Quantum wells. Self-consistent quantum wells. Energy spectrum and density of states of a two-dimensional electron gas. Three kinds of 2DES (MOSFETs, AlGaAs/GaAs and AlGaN/GaN heterostructues) three ways to get 2D electrons. Energy spectrum of the electrons in GaN. Size quantization in self-consistent quantum well near AlGaN/GaN interface. Distance between subbbands. Effective mass of 2D electrons. Nonparabolicity. Fermi energy values. Conductivity of a two-dimensional metal. Transport time. Mean free path. Mobility. Impurity, phonon and roughness scattering.
